該研究得到國(guó)家重點(diǎn)研發(fā)計(jì)劃項(xiàng)目電子器件與集成技術(shù)重點(diǎn)實(shí)驗(yàn)室開(kāi)放課題、國(guó)家自然科學(xué)基金及中科院戰(zhàn)略性先導(dǎo)科技項(xiàng)目的KDS晶振大真空晶體支持.針對(duì)此問(wèn)題團(tuán)隊(duì)制備了基于p型和n型有機(jī)分子構(gòu)成的單晶電荷轉(zhuǎn)移界面的晶體管器件,探究了電荷轉(zhuǎn)移界面以及柵氧界面電場(chǎng)的相互作用對(duì)晶體管工作時(shí)載流子及電導(dǎo)分布特性的影響.相較于界面單晶體內(nèi)的缺陷態(tài)減少3個(gè)數(shù)量級(jí)以上,這意味著更小的散射概率和更高的器件遷移率.

通過(guò)開(kāi)爾文探針顯微鏡對(duì)表面電勢(shì)的柵壓依賴(lài)性表征和二維數(shù)值仿真,證實(shí)電荷轉(zhuǎn)移界面的內(nèi)建電場(chǎng)與柵氧界面電場(chǎng)發(fā)生有效耦合,提高了載流子體傳輸比例,減少了界面無(wú)序因素對(duì)載流子傳輸?shù)南拗谱饔?/span>,大幅度提升了器件的跨導(dǎo).有源晶振相比于傳統(tǒng)基于無(wú)序半導(dǎo)體材料的場(chǎng)效應(yīng)晶體管中摻雜引起的缺陷鈍化現(xiàn)象,由有序單晶電荷轉(zhuǎn)移界面制備的場(chǎng)效應(yīng)晶體管不僅整體電導(dǎo)、遷移率高,還具有跨導(dǎo)不依賴(lài)于柵壓的電學(xué)特性,
